Could someone please tell "Why is Si preferred over GaAs for fabrication technology "

Cost, wafer size, cost, better thermal characteristics, cost, easy to do CMOS, cost, stronger wafers, lower defect density, ease of growing SiO2,

As for what specific fabrication technologies make Si preferred, I can't help you. In other words, what are the fabrication issues that plague GaAs, other than smaller size, fragile wafers, and higher defect density.
